Character of electron and hole states in short-period gallium arsenide/aluminum arsenide.

First-principle calcns. were made of the character, effective masses, and spin-splittings of the band-edge states in [001] grown (GaAs)m(AsAs)n superlattices with m, n .ltoreq.3. The results are used in the development of a .vector.k..vector.p theory for short-period superlattices.
